Calcium uoride (CaF ) is one of the key lens materials in deep-ultraviolet mi-2
crolithography because of its transparency at 193 nm and its nearly perfect optical
isotropy. Its physical and chemical properties make it applicable for lens fabrication.
The key feature of CaF is its extreme laser stability.2
After exposing CaF to 193 nm laser irradiation at high uences, a loss in optical2
performance is observed, which is related to radiation-induced defect structures in
the material. The initial rapid damage process is well understood as the formation
of radiation-induced point defects, however, after a long irradiation time of up to 2
months, permanent damage of the crystals is observed. Based on experimental re-
sults, these pt radiation-induced defect structures are identi ed as metallic
Ca colloids.
The properties of point defects in CaF and their stabilization in the crystal2
bulk are calculated with density functional theory (DFT). Because the stabilization
of the point defects and the formation of metallic Ca colloids are di usion-driven
processes, the di usion coe cients for the vacancy (F center) and the interstitial (H
center) in CaF are determined with the nudged elastic band method. The optical2
properties of Ca colloids in CaF are obtained from Mie-theory, and their formation2
energy is determined.
Based on experimental observations and the theoretical description of radiation-
induced point defects and defect structures, a di usion-based model for laser-induced
material damage in CaF is proposed, which also includes a mechanism for annealing2
of laser damage.
iZusammenfassung
Kalzium uorid (CaF ) ist aufgrund seiner Transparenz bei 193 nm und seiner na-2
hezu perfekten optischen Isotropie eines der wichtigsten Linsenmaterialien fur op-
tische Mikrolithogra e im tief-ultravioletten Spektralbereich. Darub er hinaus ist es
durch seine chemischen und physikalischen Eigenschaften fur die Linsenherstellung
geeignet. Die herausragende Eigenschaft von CaF ist jedoch seine ausgezeichnete2
Laserbe-st andigkeit.
Nach der Bestrahlung mit 193 nm Laserstrahlung bei hohen Strahlungsdichten ist
eine Ver anderung der optischen Eigenschaften zu beobachten, die durch strahlungsin-
duzierte Defektstrukturen verursacht wird. Die nach kurzer Bestrahldauer auftre-
tenden ausheilbaren Materialsch adigungen sind durch die Bildung
duzierter Punktdefekte erkl art. Nach einer Bestrahlzeit von bis zu zwei Monaten
treten jedoch permanente Strahlungssch aden auf, die basierend auf experimentellen
Beobachtungen auf die Bildung metallischer Kalziumkolloide zuruc kgefuhrt werden
k onnen.
Die Eigenschaften der Punkdefekte in CaF und deren Stabilisierung im Kristall2
werden mit Hilfe von Dichtefunktionaltheorie beschrieben. Da die Stabilisierung
der Punktdefekte und die Bildung metallischer Kalziumkolloide di usionsbestimmte
Prozesse darstellen, sind die Di usionseigenschaften der Fluorfehlstelle (F Zentrum)
und des Fluors auf einem Zwischengitterplatz (H Zentrum) von besonderem Inter-
esse. Die optischen Eigenschaften der Kalziumkolloide in CaF werden aus der Mie-2
Theorie berechnet, und die Bildungsenergie der Kalziumkolloide wird bestimmt.
Aufgrund experimenteller Beobachtungen sowie der theoretischen Beschreibung
strahlungsinduzierter Punktdefekte und Defektstrukturen, wird ein di usionsbasier-
tes Modell fur laserinduzierte Materialsch adigung in CaF aufgestellt, das sowohl die2
Bildung Defekte beschreibt sowie deren Ausheilung.
